Voids in the Bond Layer

Delamination
Delamination is a phenomenon in which the copper layer begins to separate from the ceramic. Since copper and ceramic have different expansion rates during heating, stress is applied to the junction every time the heat cycle is repeated. One of the main failure causes of DBC substrates in the field is delamination, particularly with repeated ciclo térmico between -55°C and +150°C. Inquire with your supplier about the number of thermal cycles their design has withstood in testing.
Ceramic Cracking
Cracks tend to occur from the ends and corners of copper pads where stress is most concentrated and then spread to the ceramic body. This is one of the reasons why edge design and copper layout are important as well as material selection. Ask about this before you order.
Weak Interfacial Bonding
The reaction layer that combines copper and ceramic may not form properly. When this happens, the coupling strength decreases from the beginning even before the parts receive actual thermal stress. You won’t catch this from a certificate.

You can’t watch a supplier’s bonding process yourself. But you can request proof they check for defects before shipping.
X-Ray Inspeção
X-ray inspection is a standard method for detecting voids in bonding layers that are invisible from the outside. Although it is a fast and well-established method, there is one limitation to know. This means that pure adhesion defects without actual gaps are not necessarily detected by X-ray inspection.
Scanning Acoustic Microscopy (SAM)
SAM uses ultrasound to observe the inside of the substrate,and it catches cracks, voids, and delamination that X-ray often misses. It is widely used in DBC and AMB substrates in the power electronics field, and it is characterized by its ability to measure the degree of deterioration of the bonding area.
Visual and Micro-Section Inspection
In cross-section observation with a microscope, the junction interface can be checked directly. If a dark gap or an uneven oxide layer is seen, the bonding process is defective. Adjusting assembly temperature will not fix it.

There is no single industry standard for the void area thresholds of DBC bonding. Each supplier sets their own acceptance criteria. Inquire from your supplier directly on what their void rate is and obtain it in writing.
Don’t reject an entire batch over one bad sample. If a random sample fails, retest it or request 100% inspection instead.
Get agreements in writing, not verbal promises. Confirm lead time, defect limits and replacement conditions prior to ordering.
